Traditional thermocompression methods often rely on post-bond flux cleaning, a process that becomes increasingly problematic as interconnect pitches shrink. While hybrid bonding offers a solution, it frequently introduces prohibitive manufacturing costs and structural complexity. Kulicke & Soffa’s proprietary approach integrates plasma pre-cleaning with in-situ formic acid oxide reduction, allowing for ultra-fine-pitch interconnects below 10 microns.
This breakthrough is currently deployed within the company’s APTURA platform, facilitating high-yield production across wafer, substrate, and panel-level environments. By achieving performance metrics comparable to hybrid bonding while maintaining a more accessible manufacturing profile, the company is positioning itself as a vital link in the semiconductor supply chain. CEO Raj Talluri noted that the recognition reflects the firm’s focus on solving complex manufacturing hurdles as performance demands for heterogeneous integration continue to climb.
